The troll in Cat's Eye gave me shivers when I was little.
The vampire in Nosferatu (old, old, old movie) is, while not scary, the creepiest vampire to ever grace cinemas.

Predator and Jeepers Creepers mainly because not much can stop them and the latter won't stop ever until he gets his body parts

The werewolf and Nazi demons from American Werewolf in London terrified me as a kid. The dream sequences in that film was so scary.

The child vampires and Barlow in Salem's Lot are also worthy contenders.
